The characteristics of Hybrid Cold Plate technology?

Heat pipes and vapor chambers are important components for heat sink design, which complete the conduction and diffusion of heat through the phase change cycle of evaporation and condensation of the internal liquid. This two-phase flow heat transfer technology offers the following features:
1.Fast heat conduction efficiency: Heat in the vapor state will be quickly conducted from the hot end to the cold end at a speed close to the speed of sound. 
2.Extreme heat transfer capacity: When the evaporation transfer and condensation return of the liquid inside the two-phase flow heat conduction device reach a perfect balance, theoretically speaking, it can continuously carry an infinite amount of heat. So this balance is the perfect working state for the two-phase flow element.

Key factors affecting the performance of the Water Cold Plate

From the heat transfer and fluid flow simulation charts of the computer model, we can see that these four key factors have a certain proportion, and the part with the highest total heat value and the most optimization space is the diffusion thermal resistance (Rsp) of base of the cold plate, which also means that if we can make the base plate have high diffusion character, we can solve the problem of high heat density.

The sample #1-#6 is Hybird Cold Plate which fill with 92%-127% value water and sample #7 is Micro-Channel Cold Plate.

Flow Resistance test :

1.7 pcs sample will be connect with pump system which will supply 0.8/1.2/1.5 LPM water flow , the flow resistance value will have be record as table in right side. 
2.According to the test result , it show all cold plate sample flow resistance is very closer and almost same.

Thermal Performance Test :

1.Testing Condition: Ambient Temp=26-28℃
2.Liquid = Pure water 
3.Flow Rate = 1.2 L/min 
4.Water inlet temp.=28℃ 
5.dummy heater contact surface = 20x20mm 
6.Head loading = 200/350/500/650 W

Conclusion

1.According to the test result show that the water injection value of Vapor chamber will affect to Q-max 
2.The sample #3 is dry-out at 450W heat loading and sample #2 is dry-out at 550W.
3.The sample #4 and #6 is best performance during lead load larger than 300W. 
4.In such case we can estimated Hybrid Cold Plate need to fine tune the water injection value then can bring better performance than regular cold plate.
5.The hybrid cold plate can offer better thermal performance than regular micro-channel cold plate.
